It'the number for a Fujitsu 4 K PROM. (Schottky)

'Organized 512 x 8  Single 5 v. power supply, 25 nsec access time (typical)
with the "H-Option" being a "guaranteed 35 nsec. MAX. access time.

It's bipolar.
