A while ago I requested sources for SPICE models for GaAs, BiCMOS and
Bipolar.  A few people requested them from me so I thought I would post
the sources:

Circuits and Devices, page 53.

From my own search:

BiCMOS models are given on page 98 of IEEE JSSC in the February 1989
issue.
